Supply and commissioning of a scanning electron microscope (CD-SEM) designed to measure the linear dimensions of integrated circuit topology elements in semiconductor manufacturing on 200 mm wafers according to a pre-developed program. The microscope allows measuring the dimensions of extended objects, lines and spaces, internal and external diameters of round objects, edge roughness, and other geometric parameters. It is used for measuring structures formed in photoresist as well as those formed in dielectric or metal layers after etching.
